Thermal Grizzly Ryzen 7000 Delid-Die-Mate

The Ryzen 7000 Delid-Die-Mate is a tool for removing the heat spreaders ("delidding") on AMD Ryzen 7000/8X00G/9000 processors. By removing it, direct die cooling is possible, which means that the CPU cooler is mounted directly on the CPU chip. This allows for a significantly optimized heat transfer.

Advantage

By removing the heatspreader, the CPUs can be cooled via "Direct Die", for example. With the so-called "Direct Die" method, the CPU cooler is mounted directly on the CPU dies and the I/O die of the processor. By omitting the heatspreader in the cooling circuit, a significantly optimised heat transfer from the die to the CPU cooler is possible.

Compatibility

The Delid-Die-Mate is compatible with:

  • Ryzen 7000 series
  • Ryzen 8X00G series
  • Ryzen 9000 series (First tests did not include the 9000X3D CPUs)

Removing the heatspreader (“delidding”) of a processor is at your own risk! Damage caused by delidding the CPU is not covered by the manufacturer!

Why "Delidding" & Direct Die Method on Ryzen 7000?

Delidding is the process of removing the processor's heat spreader. On unsoldered processors, delidding is usually used to replace the thermal interface material (TIM) between the CPU die and the heat spreader with high-quality thermal paste or liquid metal before the heat spreader is remounted.

However, as the Ryzen 7000 processors are soldered, this is not an option as removing the indium solder would create too large a gap between the IHS and CPU dies. Therefore, the Ryzen 7000 CPUs are primarily delidded for possible mounting of the CPU cooler directly on the CPU dies. In the case of Ryzen 7000 CPUs, this would be the I/O die (IOD) and one or two CPU dies (CCDs), so called chiplets. By omitting the heat spreader and mounting the CPU cooler directly on the die, experience shows that temperatures can be reduced by 10-20°C if liquid metal such as Conductonaut is used as TIM. Corresponding tests were carried out by the content creators and Tech-YouTubers Roman "der8auer" Hartung, a professional overclocker and engineer, and Jason "JayzTwoCents" Langevin.

These enormous temperature improvements through Direct Die are due, among other things, to the heatspreader of the Ryzen 7000 processors. The heat spreaders for the AM5 platform, introduced with Ryzen 7000, are thicker than older heat spreaders, such as AM4. This was done to make older CPU coolers compatible with AM4 also compatible with the AM5 platform. In addition, the surface area of the Ryzen 7000 heat spreaders is significantly smaller at approx. 910 mm² compared to AM4 with 1,300 mm².

I titled this Delid made easy. But I was scared as can be deliding my 7950x3d all I could think was £700 down the drain if this don't go to plan. But it was a breeze. Took a bit longer than expected and the cleaning was a pain but all turned out great. Now using there micro direct die cooler on my custom loop and couldn't ask for a better result .Nice one Thermal Grizzly

Thrust bearings constantly were falling apart on me. These are a ball bearing design which is rather ridiculous given the small m5 size.I actually have professionally specified roller bearings in the past and will again in the future (as part of an engineering role)… and the use of semi caged ball bearings like this was a huge fail. Right out of the gate one of the cages was damaged or something, and the balls were falling out. I spent more time trying to chase these tiny little balls around my work space than I did using the tool.Next up, no lubrication was supplied nor recommended. This is pretty crazy as we have a steel thread applying quite a bit of tensile stress to the internal aluminum threads. The force isn’t that great ultimately, and most people won’t use it that much. But the threads and the thrust all really benefit from lubrication.Combine that with this delidding project ending with killing my 7900x, I would give it a firm no go. Wish more effort had gone into the solutions from thermal grizzly. I previously had good things to say about them as a company/their products, but this was a fail.I have successfully de lidded my last two CPUs, without issue. I would not recommend it for the ryzens- the performance gain even when everything was working, was rather minimal

Got this for my first de-lidding attempt and it worked like a charm. Takes a while to get the IHS to fully separate, but slow and steady wins the race. Very small movements back and forth, but I found doing it quickly helps as the friction builds up heat and helps to loosen the solder quicker; it will start to rub, bundle and then flake out the small edges before eventually fully separating.Would highly recommend. Very sturdy construction and won’t fail you.

Utilisé pour delid un 9800x3d, le tool est de bonne qualité, le procédé relativement safe , il m'aura fallu déplacer l'ihs de droite à gauche pas moins de 25 fois avant que la soudure de cède.

Ich habe meinen Prozessor mit dem Die-Mate geköpft. Handsome piece of metal! Eine sehr hübsche Sache! Ich habe mir im Anschluss deinen Direct-Die Frame gekauft, in dem Wissen dass er nicht auf eine 7800X 3D passt. Ich habe ihn mir mit einem B&D AkkuDremel und guten Titanfräsern passend gemacht.😋 Und was soll ich sagen, gute Temperaturen, guter Sitz, gute Höhe! Schönes Produkt und nun sogar noch ein Unikat.🙈 Dankeschön. Und ja natürlich habe ich die Fräsungen neu versiegelt! Auch die Abmessungen vorher ausgelesen, Anprobe gemacht und zum Schutz um den Die ein kleines Bisschen Dichtmasse gelegt damit ja nichts auf den Frame, die CPU oder sonst wohin kommt. Top Produkt und sehr sehr geile Verarbeitung!

Very easy to use, but takes some time to detach the IHS. It takes even more time to clean both CCD and IOD. My first attemps were quite dissapointing - temperature was even higher than before. I've had to repeat cleaning procedure several times getting almost perfect polished die surface. Only then I got the desired results - about -10C degrees on full load comparing to the initial state. To conclude: it's worth doing, but requires lots of effort.
