… leider im Gehäuse ähnlich Printformat. Daher war das verlöten extrem fummelig.Allerdings lag hier das Problem eindeutig beim zu hastigen Besteller, der nicht ausreichend sorgfältig geschaut hat, welche physischen Abmaße diese Gehäusebauform mit sich bringt. ;)Insofern kann man dem MOSFET dafür bei der Bewertung selbstverständlich nichts abziehen - wer lesen kann und dies auch sorgfältig tut, ist wie üblich klar im Vorteil.Funktionieren jedenfalls wunderbar, brauchte nur zehn und habe jetzt 90 der guten Stücke über. :D

These are basically indestructible after the addition of a 1.5KE200CA TVS diode across drain and source pins, and a 1.5KE12CA TVS diode across gate and source pins. Don't forget the gate drain resistor!After the addition of the TVS diodes these things are basically immortal. I put them in a ZVS driver I made, and guess what... at 80v input the 1/4 inch solid copper buss bars got red hot! The old cpu heatsink I put these on was only moderately warm after 30 min running (no fan).A word of advice if u don't want to keep coming back for spares:1. Use TVS diodes recommended above.2. Use these in a soft switching design! Like a ZVS driver, or ZCS (class E amp, harder than ZVS but only uses one 'fet).The whole point of me making the ZVS driver/induction heater was to test theseInternational Rectifier IRFP260NPBF SiC metal oxide semiconductor field effect transistors.I was surprised they held up longer than my bulky power supply. Which is just crazy!These are a suitable replacement for IRFP250 series mosfets and an improvement overother 'p260 series mosfets. May be able to replace IRFP460 series (with TVS diodes because of a probable higher input voltage), but I'm not sure.These are also much cheaper than IGBTs of the same power level, which sadly have the horror of gate drive circuitry required to run them. (but IGBTs have a linear RDS-on graph whilst a mosfet has an exponential RDS-on curve)
